A highly linear 2.3㎓ CMOS power amplifier applicable to RF transmitter with AM-AM and AM-PM distortion correction is presented. The varactors are used as a part of tuned circuits to compensate the phase distortion and gate bias control circuit to correct the amplitude distortion. The proposed CMOS PA has been implemented in 0.13㎛ CMOS process. The measured results show P<SUB>1㏈</SUB> of 23<SUB>㏈m</SUB> is obtained and IMD3 is improved about 10㏈ at the 7㏈ back off power from P<SUB>1㏈</SUB>.
